John Simm's Master. My absolute favorite character in Doctor Who with the exception of The Doctor and Captain Jack.

Do you know what would be cool? If the Doctor conclusively ended the Time War by actually KILLING all the other timelords, and ALL the daleks. And the Master escapes with a TARDIS, so the Doctor and the Master are the only timelords in the universe. And then they keep chasing each other through time and space, trying to get get even with each other, and get their revenge, and for the fun and excitement. That would be fucking awesome.

What if he had to kill the all the timelords and dalek, in order to save the universe. Like he should have done in the time war, before they retconned it by making the daleks keep coming back and the timelords in a time lock, rather than being dead. Now all his survivor guilt is meaningless. And the daleks are overused.
Yes, The Master, along with the Weeping Angels (I can't watch Blink a second time because its scary, but it was brilliant the first time!). That wierd odd thing in Midnight is up there as a one time villian.
The Daleks, although in the show the Doctor has always said that The Master is his "best enemy."
Delgado's Master. He's probably my favourite villain from anything, not just Doctor Who. Some people think he was overused, especially in season 8, but I doubt I'd have objected to him appearing in every episode of the whole Pertwee era.
